Topic: (i) Power Diodes & Power Transistors, (ii) Diode Circuits & Uncontrolled Rectifiers

1. The forward characteristics of a power diode can be represented by v f = 0.88 + 0.015 if.
Determine the average loss and rms current for a constant current of 50 A for 2/3 of a
cycle. [Ans: 54.33 W,40.825 A]
2. In case Ics =80A, Vcc= 220V,ton = 1.5µs and toff = 4 µs for the switching waveforms
shown in the figure, find the energy loss during switch-on and switch-off intervals. Find
also the average power loss in the power transistor for a switching frequency of 2 kHz.
[Ans: 4.4mJ, 11.73 mJ, 32.267 W]
3. Figure 1 shows the switching characteristics for a power semiconductor device. Derive
the expressions for energy loss during turn-on and turn-off periods and also for the
average switching loss. For Vs=220 V, Ia=10A,t1= 1 µs,t2 = 2 µs,t3= 1.5 µs & t4= 3 µs,
find the average value of power switching loss in the device for a switching frequency of
1 kHz. [Ans: 7.5W]

4. For a power diode, the reverse recovery time is 3.9 µs and the rate of diode-current decay
is 50A/ µs. For a softness factor 0.3, calculate the peak inverse current and the storage
charge. [Ans: 150 A,292.5 µC]
5. A power transistor is used as a switch. The parameters for the transistor circuit are as
under : Vcc = 200V,Vces = 2.5V,Ics = 60A,td = 0.5 µs ,tr = 1 µs, tn = 40 µs ,ts = 4 µs, tf =
3 µs,t0 = 30 µs, f= 10 kHz. Collector to emitter leakage current = 1.5 mA. Determine
average power loss due to collector current during ton & tn. Find also the peak
instantaneous power loss during ton & tn. [Ans: 20.5 W,60W,3037.97 W]

6. In case this circuit has Vs = 230V, Vo= 50V, L= 0.2mH and C = 10µF, determine the
diode conduction time, diode peak current and final steady state voltage across the
capacitor and diode. [Ans: 140.496 µs, 62.61 A, 510 V,-280 V]
7. In the Figure 2, switch is open and a current of 20A is flowing through the freewheeling
diode, R & L. if switch is closed at t=0, determine the expression for the current through
the switch. [Ans: i(t) = 22-2e-1000t]

8. A 230 V, 1 kW heater, fed through single-phase half-wave diode rectifier, has rated
voltage at its terminals. Find the ac input voltage. Find also PIV of diode and peak-diode
current. [Ans: 325.32 V,460 V, 8.696A]

9. For the circuit shown in Figure 3, the output current i0 is considered constant at I0
because of large L. Find
i. Average values of output voltage and output current.
ii. Average and r.m.s. values of freewheeling diode current
iii Supply pf.
[Ans: (i) 103.52V, 26.76A (ii) 13.38A, 18.925A (iii) 0.636 lag]

10. For the circuit shown in Figure 4 Vs =160 V, Vz =40 V and zener diode current varies
from 4 to 40 mA. Find the minimum and maximum values of R1 as to allow voltage
regulation for output current I0 = zero to its maximum value I0m . Also calculate I0m.

11. A single phase half wave diode rectifier is designed to supply dc output voltage of 230 V
to a load of R = 10 ohm. Calculate the ratings of diode and transformer for this circuit
arrangement.
[Ans: IDAV = 23 A, IDr = 36.13 A, PIV = 722.3 V, Trans. Rating =18.462 kVA ]
